报告摘要:Diamond light emitting diodes (LED) on NV-centers are considered as the best source of single photons for quantum communication systems. Since 2012 a phosphorus-doped diamond was used before as an n-type layer in such pin diodes. 5*105 photons/s radiation rate was obtained at room temperature, while it should be 106-108 for real appliations in quantum communication systems instead of optical fiber laser operating in diode mode and possessing relatively high noise level, which prevents 100% protection of the communication channel. By optimization of the design of a diode the superinjection effect in dimond homostructure can be realised, thus the rate can be increased to more than 107-108 photons/s, according to theoretical simulations. The role of heating of a diode may also have positive effect due to exponential increase in the density of free electrons in n-layer. In this work nitrogen-doped diamond was used for the first time instead of phosphorus-doped as n-type layer in the diamond LED and heating up to 680oC was explored.
